| - Ce travail est axé autour de l'étude des mécanismes d'injection et de recombinaisons radiatives et non radiatives dans les diodes électroluminescentes (DELs) à base de nitrures d'éléments III. Les différentes briques constituant la structure des DELs ont été étudiées. Après avoir rappelé quelques-unes unes des principales propriétés des alliages (Al,Ga,In)N au chapitre 1, le chapitre 2 est consacré à l'étude des dopages de type n et de type p des couches d'injection des DELs. L'étude des contacts métal-semiconducteur fait l'objet du chapitre 3. Les mécanismes de recombinaisons radiatives et non radiatives de l'alliage (Ga,In)N, qui constitue la zone active des DELs, sont traités dans le chapitre 4. Finalement, une étude des propriétés optoélectroniques des DELs est réalisée dans le chapitre 5 avec une étude approfondie des mécanismes d'électroluminescence.
- This work was centered on of the study of the injection mechanisms and radiative and non radiative recombinations in group III-nitride light electroluminescent diodes (LEDs). The first chapter allows us to remind some of the principal characteristics and properties of (Al,Ga,In)N and allows us to report some of the techniques used. The chapter 2 deals with the study of n-type and p-type active layer doping. Correlated studies of transport and optical measurements were realized in order to identify the energetical depth of the levels associated to the dopant impurities. It was experimentally shown, with direct comparison of the optoelectronic properties of LEDs with the identical structure, how p-type doping remains primordial. The study the metal-semiconductor contacts are given on chapter 3. Different metals were used ; a complete study of surface preparation and contact annealing was realized. Radiative and non radiative injection mechanisms in different (Ga,In)N layers and heterostructure were analyzed in chapter 4. Finally, optoelectronic properties of the LEDs were studied in chapter 5. Hypotheses on the electroluminescence mechanism are reported. It is shown in particular that Si doping of (Ga,In)N active layer generates radiative tunnel recombinations. Moreover, the importance of the quantum well active layer position in the depletion zone is reported and more particularly the importance iof the relative n-type and p-type doping and their consequence on the dependence of the electroluminescence intensity with the current.
