| - Le GaMnAs est un semiconducteur magnétique dilué de la famille des composés III-V. Ses propriétés magnétiques sont liées à la structure de bande du GaAs. Le GaMnAs apparaît donc comme un matériau prometteur pour contrôler l’état magnétique au moyen d’un champ électrique et/ou d’un courant électriques. Pour cela des couches minces et ultraminces de GaMnAs(P) ont été élaborées par la technique d’épitaxie par jets moléculaires. L’incorporation de phosphore permet de contrôler l’anisotropie uniaxiale du composé. Deux études ont été menées : dans la première partie nous nous sommes intéressés à l’effet du champ électrique sur le magnétisme de couches ultraminces de GaMnAs(P). Dans la seconde partie l’effet du courant sur la dynamique de parois de domaine dans des pistes de GaMnAs(P) a été observé. Les résultats ont montré que l’échauffement par effet Joule modifie de manière significative la dynamique des parois de domaine. Pour la partie qui porte sur l’effet du champ électrique, des couches ultraminces de GaMnAs(P) ont été élaborées et implémentées dans des structures à effet de champ. Il a été constaté que l’incorporation d’un gradient de phosphore dans l’épaisseur de la couche pouvait améliorer le contrôle de l’anisotropie uniaxiale. Sur ces mêmes échantillons des expériences de renversement d’aimantation assisté par un champ électrique ont été entreprises. Nos résultats montrent qu’un renversement quasi-complet et irréversible est possible en présence d’un faible champ magnétique. Ces travaux démontrent que le GaMnAs est un matériau intéressant pour comprendre plus finement la physique des nouveaux dispositifs reposant sur le contrôle électrique de l’état magnétique.
- The GaMnAs is a diluted magnetic semiconductor from the family of III-V compounds. Its magnetic properties are related to the band structure of GaAs. The GaMnAs appears to be a promising material for controlling the magnetic state through an electric field and/or electric current. For this purpose, thin and ultrathin GaMnAs(P) were prepared by the technique of molecular beam epitaxy. The incorporation of phosphorus controls the uniaxial anisotropy of the compound. Two studies were conducted: in the first part we looked at the effect of the electric field on the magnetism of ultrathin GaMnAs(P). In the second part the effect of the current on the dynamics of domain walls in GaMnAs(P) tracks was observed. The results showed that the Joule heating significantly alters the dynamics of domain walls. For the part which deals with the effect of the electric field, ultrathin GaMnAs(P) have been developed and implemented in field-effect structures. It was found that the incorporation of a phosphorus gradient in the thickness of the layer could improve the control of the uniaxial anisotropy. On these samples experiences of magnetization reversal assisted by an electric field have been undertaken. Our results show a magnetization reversal almost complete and irreversible in the presence of a weak magnetic field. These studies show that GaMnAs is an interesting material to understand more precisely the physics of new devices based on electrical control of the magnetic state.
